Temperature-dependent sign reversal of tunneling magnetoresistance in van der Waals ferromagnetic heterojunctions

Qiaoqiao Wang,  Jiarui Liu,  Chao Yang,Hanzhang Zhao, Yongyi Wu,   Feiyan Hou, Tao Li, Tai Min

Magnetic tunnel junctions (MTJs) are the elemental devices for advanced spintronic technologies, where tunneling magnetoresistance (TMR) serves as one of the key performance metrics. Here, we used the topologically nontrivial magnetic insulator CrVI6 and magnetic metal Fe3GeTe2 to fabricate CrVI6/Fe3GeTe2 heterojunctions and Fe3GeTe2/CrVI6/Fe3GeTe2 MTJs. In the heterojunctions, the addition of CrVI6 led to a 180% coercive field enhancement of Fe3GeTe2 near the Curie temperature (TC) of CrVI6, which originated from the antiferromagnetic coupling between them. More importantly, a temperature-dependent TMR sign reversal in the Fe3GeTe2/CrVI6/Fe3GeTe2 MTJ was observed, gradually transforming from a negative value at low temperature to a positive value above 60 K, close to the TC of CrVI6. The results demonstrate that the spin-filtering effect with polarity opposite to Fe3GeTe2 in CrVI6 constitutes the primary mechanism for temperature-dependent TMR sign reversal. Furthermore, under combined temperature and bias voltage modulation, we observed the coexistence of both positive and negative TMR. This finding suggests the potential extension of conventional bistate MTJ operation to multi-state functionality. This research broadens the controllable degrees of freedom in MTJs and advances van der Waals magnet-based spintronic devices.

The Internet of Things market's rapid growth is increasing the need for energy-efficient nanoscale hardware for edge computing and microwave applications. Magnetic tunnel junctions (MTJs), as key components of spintronic microwave technology, offer a promising pathway for compact and high-performance microwave detectors. Simultaneously, the emerging field of skyrmionics combines concepts from topology and spintronics, opening new avenues for device innovation. This study demonstrates the electrical excitation and detection of skyrmion dynamics using a topological spin-torque diode (STD) with a nanoscale MTJ on a skyrmionic material at room temperature and for a wide region of applied fields, including the zero-field case. Quantitative Magnetic Force Microscopy measurements confirm the presence of a single skyrmion in the MTJ-free layer. Electrical measurements reveal the electrical excitation via spin-transfer torque (STT) of a skyrmion resonant mode with frequencies near 4 GHz and a selectivity one order of magnitude smaller than the uniform modes excited in the same device. Micromagnetic simulations identify these dynamics to the breathing mode and highlight the impact of thickness-dependent magnetic parameters (magnetic anisotropy field and Dzyaloshinkii–Moriya interaction) in both stabilizing and exciting the magnetic skyrmions. This work marks a milestone in the development of topological spin microwave devices.

Two-dimensional (2D) ferromagnets have attracted widespread attention for promising applications in compact spintronic devices. However, the controlled synthesis of high-quality, large-sized, and ultrathin 2D magnets via facile, economical method remains challenging. Herein, we develop a hydrogen-tailored chemical vapor deposition approach to fabricating 2D Cr5Te8 ferromagnetic nanosheets. Interestingly, the time period of introducing hydrogen was found to be crucial for controlling the lateral size, and a Cr5Te8 single-crystalline nanosheet of lateral size up to ∼360 μm with single-unit-cell thickness has been obtained. These samples exhibit a leading role of domain wall nucleation in governing the magnetization reversal process, providing important references for optimizing the performances of associated devices. The nanosheets also show notable magnetotransport response, including nonmonotonous magnetic-field-dependent magnetoresistance and sizable anomalous Hall resistivity, demonstrating Cr5Te8 as a promising material for constructing high-performance magnetoelectronic devices. This study presents a breakthrough of large-sized CVD-grown 2D magnetic materials, which is indispensable for constructing 2D spintronic devices.

With the rapid advancement of technology, high-performance relaxor ferroelectric ceramic capacitors have become indispensable in both industrial and consumer electronics. Lead-based energy storage ceramics, such as PbZrTiO3, have made remarkable progress; however, lead is a toxic heavy metal, prompting the necessity for developing environmentally friendly lead-free relaxor ferroelectric ceramics. This research selects Ba0.7Sr0.3TiO3 (BST) as the base material owing to its outstanding ferroelectricity, low dielectric loss, and high dielectric constant. Nevertheless, the relatively low breakdown strength of BST-based ceramic materials poses a significant challenge in attaining high energy storage performance. A novel BST-based relaxor ferroelectric ceramic was successfully designed with heterostructure doping strategies, enabling precise control over lattice stress and domain structure. Additionally, the relationship between these influencing factors and energy storage performance was systematically investigated. Under an electric field of 400 kV/cm, the 0.96Ba0.7Sr0.3TiO3–0.04Bi3.25La0.75Ti3O12 ceramic demonstrated an impressive energy storage density of 3.2 J/cm3 and an efficiency of 79 %, surpassing other recently reported BST-based ceramics. A continuous and dispersed lattice stress facilitated the formation of polar nanoregions (PNRs). Which played a critical role in achieving enhanced energy storage performance. This research offers valuable insights and strategies for the development of next-generation relaxor ferroelectric ceramics.

Long-term photoinduced sustained cathodic protection enabled by a h-WO3 /m-WO3 /TiO2 /ZnIn2 S4 multi-phase junction layer with enhanced charge separation and electron storage

Yuhao Song, Mengmeng Sun, Yuying Yang, Xuhong Jiang, Bo Xiao, Jizhou Duan

Harsh marine corrosion seriously jeopardizes the structural reliability and service life of offshore facilities. As a solar-driven in-situ anticorrosion strategy adopting abundant solar radiation, photoinduced cathodic protection (PICP) holds great promise, yet its practical application remains limited by low charge transfer efficiency and lack of protection in the dark. Herein, we report the rational construction of a WO3/TiO2/ZnIn2S4 multiphase heterojunction photoanode material via low-temperature liquid-phase deposition followed by hydrothermal synthesis. In this architecture, TiO2 nanoparticles serve as a robust interfacial layer that enhances the anchoring of ZnIn2S4 onto WO3 nanosheets while forming stepwise band alignment with both semiconductors. The h-WO3/m-WO3 homogeneous heterophase junction provides a highly efficient electron storage foundation, facilitating charge separation. Meanwhile, the TiO2/ZnIn2S4 interface establishes S-scheme charge transfer pathway, preserving more negative quasi-Fermi level for photogenerated electrons and maintaining strong reduction capability. The WO3/TiO2/ZnIn2S4 exhibits excellent PICP performance for a range of metals including 316 L SS, Cu, E40, Q345, and Q235 in simulated marine environments, achieving up to 18 h of sustained cathodic polarization in the dark for 316 L SS. Femtosecond transient absorption spectroscopy, in-situ XPS, and KPFM reveal the photoinduced carrier dynamics in the multiphase heterojunction. Combined experimental characterization and theoretical calculations, the enhancement mechanism of PICP performance was for that the heterojunctions facilitate interfacial charge transfer through synergistic type-II and S-scheme band alignment. This work provides valuable insights for the design of high-performance, all-weather PICP coating materials for realistic marine applications, and offers a reference for the development of other sustainable dark-active photocatalytic systems.
